Ítem Electrically driven random lasing from a modified Fabry–Pérot laser diode(Nature Research, 2022-02-10) Consoli, Antonio; Caselli, Niccoló; López, CefeRandom lasers are intriguing devices with promising applications as light sources for imaging, sensing, super-resolution spectral analysis or complex networks engineering. Random lasers can be obtained from optically pumped dyes, optical fibres and crystals or electrically pumped semiconductor heterostructures. Semiconductor random lasers are usually fabricated by introducing scattering defects into the active layer, adding a degree of complexity to the fabrication process and losing the ease of realization potentially offered by disordered structures. The ready availability of electrically pumped random lasers, avoiding a costly fabrication approach, would boost the use of these devices in research and applications. Here we realize an incoherent semiconductor random laser by simply processing the output mirror of an off-the-shelf Fabry–Pérot laser diode via controlled laser ablation. Optical feedback provided by the intact back mirror and the ablated front mirror results in multimode random lasing with low spatial coherence and disordered angular patterns. The scattering elements required for optical feedback are obtained by short-pulsed laser ablation. By varying the pulse parameters, we control the scattering properties of the induced defects and, thus, the emission spectra. We demonstrate a large variety of spectral signatures typical of resonant random lasing with sub-nanometer linewidths, low thresholds (about 40 pJ/μm2), and single-to-multimode emission. We recently demonstrated an alternative and more practical approach in which random lasing emission is obtained from a modified Fabry-Perot laser diode after pulsed laser ablation of its output mirror. Here, we improve our fabrication technique by sweeping the ablating laser beam along the output mirror at different speeds and with different pulse energies, obtaining control over the total energy delivered at each point. We optimize the ablation parameters by evaluating the device performances in terms of lasing threshold and output power and we present the device emission characteristics. The proposed technique is tunable, fast and reliable, allowing the fabrication of devices with different properties by proper selection of the ablation parameters.
